Abstract: A comparative study of boron-doped single crystal HPHT synthetic diamond (BDD) and high-purity IIa synthetic diamond was carried out in the range of 20-400 Kelvin. The boron doping concentration in BDD is about 1019 cm-3, which is the representative value of the concentration of the p+ substrate material in the power device device. At about 100 degrees Kelvin, the thermal conductivity of BDD is less than about 10 times that of the type IIa diamond, but below room temperature, the difference is less than 30%.
